Hot electrons and hot phonons in quantum cascade lasers

Abstract:
We present a theoretical investigation of electron dynamics in quantum cascade lasers based on a Monte Carlo simulation that includes both electron–electron and electron–phonon scattering. Non-equilibrium phonons and phonon quantization effects have been explicitly considered. We concentrate on conventional as well as superlattice structures, focusing on the microscopic electron behavior leading to hot electron/phonon effects.
