Abstract:
Multi-level cell (MLC) operation is a powerful means for increasing memory density in non-volatile memories. This work demonstrates the capability of modern embedded Flash technologies to be operated in MLC mode and to meet stringent automotive requirements at the same time. A novel sensing scheme with ramped gate cell biasing is introduced. It has advantages regarding sensing robustness at high speed operation and it eases programming of multiple cell states. Its performance is compared to state-of-the-art designs by analysis and measurements.

Multi-Level-Speicherung ist eine wirkungsvolle Methode, die Dichte von nichtflüchtigen Speichern zu erhöhen. Diese Arbeit demonstriert, dass moderne eingebettete Speichertechnologien einen Multi-Level Betrieb erlauben, mit dem die strengen Anforderungen des Automobilbereichs eingehalten werden können. Es wird ein neues Auslesekonzept vorgestellt, welches die Zellen mit einer Spannungsrampe am Gate betreibt. Es zeigt robustere Ergebnisse bei schnellen Lesevorgängen und vereinfacht die Programmierung von mehreren Zellzuständen. Das Konzept wird anhand von Simulationen und Messungen mit dem aktuellen Stand der Technik verglichen.
