Abstract:
This work aims to enhance the modulation bandwidth of InP vertical-cavity surface-emitting lasers (VCSELs) by using three different approaches such as the reduction of the cavity length, a novel double-mesa design and a high-strained low-detuned active region. With the first approach record-high small-signal bandwidths in excess of 21 GHz are achieved. To allow their efficient heterogeneous integration into photonic integrated circuits based on the silicon-on-insulator (SOI) technology, monolithic VCSEL arrays with multi-wavelength emission, single-mode operation and well-defined polarization orientation are presented.

Diese Arbeit zielt darauf ab, die Modulationsbandbreite von InP vertical-cavity surface-emitting Lasern (VCSELs) zu verbessern, indem drei verschiedene Ansätze, wie die Verringerung der Resonatorlänge, ein neuartiges Doppel-Mesa-Design und eine hochbelastete aktive Region mit geringer Verstimmung untersucht wurden. Mit dem ersten Ansatz werden rekordhohe Kleinsignalbandbreiten von mehr als 21 GHz erreicht. Um ihre effiziente heterogene Integration in photonische integrierte Schaltungen auf Basis der Silizium-auf-Isolator (SOI) Technologie zu ermöglichen, wurden dabei monolithische VCSEL-Arrays mit Multiwellenlängenemission, Singlemode-Betrieb und definierter Polarisationsorientierung dargestellt.
